How is Gallium (III) Oxide Ga2O3 Powder Produced?
1. Add a high concentration of NaHCO3 to the hot water solution of GaCl3 and boil until all the gallium hydroxide is precipitated. The precipitation is washed with hot water until there is no Cl-, and calcined above 600℃ to get β-Ga2O3. When NH4Cl remains, it reacts with Ga2O3 at 250℃ to form volatile GaCl3.
2. This is the method of making high-purity Ga2O3.Ga(NH4)(SO4)2 was crystallized repeatedly, dried at 105℃, and burned at 800℃ for 2h under the condition of excess oxygen. The product with a purity of 99.99% ~ 99.9999% was obtained.
3. Put 1kg99.9999% of high purity gallium into a three-necked flask, add high purity nitric acid, dissolve all gallium, then filter, pour the filtrate into a three-necked flask, and move to the electric furnace for evaporation (in the fume cupboard). When the concentration is close to crystallization, move the solution into a large evaporation pan and evaporate to dry. The evaporated Ga (NO3) 3 was burned in a muffle furnace at 550℃ for 5h. After cooling, the finished product was taken out and 1.2kg of high purity gallium oxide was obtained.
